The poison headcrabs in HL2. Even though they couldn't actually kill you, their death rattle would strike terror into your heart and you'd instantly flail around wildly trying to find the little buggers. Good stuff.

First time you see it, it is ****-your-pants scary. For me, the adrenaline was always pumping when myself and a mate were trying our hardest not to run into the world geometry whilst simultaneously trying to avoid the Beserker.
After a few goes, she's fairly easy to take down if you know how.
The enemy conversations in No One Lives Forever were good for a laugh too.Best enemies had to be the guards in the Thief games. Not because they were scary or hard to beat but just because they had some of the best dialog I've ever heard grunts being given. I loved sneaking around listening to their conversations.

Oh good call. The mass screaming from the kamikaze hoardes would always put the fear of god into you. I also liked those massive charging bulls that usually took at least one pass to kill off.Serious Sam is chock-full of quality adversaries
